Apple plans to separate CPU and GPU cores in its upcoming M5 Pro, M5 Max, and M5 Ultra processors, using TSMC's advanced N3P technology and SoIC-mH packaging for better thermal performance and production yields. Mass production for the M5 Pro and M5 Max is expected in late 2025, while the M5 Ultra will come in 2026. This change aims to improve the current single-unit chip design and could be used in Apple's Private Cloud Compute technology.
